AMD/IBM/Toshiba reported at SPIE 2009 (paper 727104) that for their 22 nm SRAM demo, the 45 nm contacts required 47.6 mJ/cm2, so this would lead to 0.42 WPH, more than 200x slower...

Hans Meiling stated at 2009 Litho Workshop the throughput is ~ 4 WPH at 5 mJ/cm2, so expect ~2 WPH at 10 mJ /cm2.

There is no competition from EUV. There are no tools to practice, even the demo tools are 2-4 WPH.
